10 W, 12 V, 500 MHz - 3 GHz pHEMT RF Power Transistor
The TriQuint T1P2701012-SP is a PowerBand™ discrete pHEMT depletion mode RF power transistor designed to operate from 500 MHz to 3 GHz in wideband circuits. The device has an instantaneous bandwidth P1dB output power of 10 W across the entire band when operated in the TriQuint wideband test fixture. The T1P2701012-SP can also be used in narrow band applications and is rated at 15 W P1dB at 3 GHz.
