DoT Simplifies RF PCB Assembly: TriQuint is making it easier for manufacturers to handle die-level devices and assemble components by placing semiconductors on thermal spreaders. Die on Tab (DoT) utilizes a vacuum reflow process to create bonds between die and CuMo bases. These bonds are virtually void-free and very thermally stable. 100% of DoT products are X-ray inspected in the factory. TriQuint has created new standard products using its DoT process including the TGA4516-TS and the TGA2510-TS, the first members of its DoT new product family. Look for additional DoT devices as the family grows. Contact TriQuint Product Marketing for information about DoT and how this process can be applied to many die-level products in its extensive portfolio.
